Biography

I was born in Beijing, China, in June 1959.  I enrolled in the Department of Radio Electronics of Tsinghua University in 1978 (Class: Wu82).  I received the B.E. degree in 1983 from Tsinghua University, Beijing, China, majoring in semiconductor device physics at the Institute of Microelectronics.

In 1984, I was selected among 20 students from top 5 universities nationwide to study abroad.  After half a year intensive English language training at Guangzhou English Language Center (GELC), in fall 1985, I enrolled as an M.S. candidate in the Department of Electrical Engineering, University of Rochester, Rochester, NY, U.S.A., and became a Ph.D. candidate in 1987 in the same Department.  My Ph.D. thesis was on "Ensemble Monte Carlo Modeling of High-Field Transport and Ultrafast Phenomena in Compound Semiconductors," under Prof. Thomas Y. Hsiang.  The research was partially supported by the Laboratory for Laser Energetics at the University of Rochester.  I obtained the M.S. and Ph.D. degrees in electrical engineering from the University of Rochester in 1987 and 1990, respectively.

From 1990 to 1991, I was a Research Associate in the Analog Design Automation Research Group, Department of Electrical Engineering at the University of Rochester, under Dr. Robert J. Bowman, where I worked on hot-carrier injection phenomena in MOS devices, as well as the development of CAD tools for mixed-signal circuit simulation.  I joined ANAmation Inc., a start-up company at Rochester, as a Senior Scientist in 1991, and was responsible for the development and implementation of device models in the mixed-mode circuit simulator.

In 1992, my family and I relocated to Singapore where I was employed as a Research Fellow in the School of Electrical and Electronic Engineering, Nanyang Technological University until 1995.  From 1995 to 1998, I was a Lecturer in the Division of Microelectronics.  I was an Assistant Professor in 1999 during the university's emplacement exercise.  I am currently a tenured Associate Professor in the same School.

Research Summary

My current research interests are mainly in the areas of process and device modeling for deep-submicron technology using TCAD, MOSFET compact model development, novel device structures, mixed-signal multi-level simulation of VLSI circuits and CAD tool development, advanced device physics and ultrafast phenomena using Monte Carlo and numerical techniques.  I am Program Director of the Computational Nano-Electronics Group and a member of the Silicon Technology Group in the Microelectronics Center.

In the field of process/device modeling and TCAD, I am currently the Principal Investigator of a research project on the Design and Optimization of Ultra-Small Transistors (Project DOUST) for the 0.25/0.18/0.13-µm CMOS technology development, jointly with the wafer fab company Chartered Semiconductor Manufacturing Ltd. (CSM) in Singapore.  We have developed a compact model (Xsim) and a parameter-extraction program (Doust) for modeling and optimization of deep-submicron MOSFETs with minimum measurement data and model parameters.  We have developed a TCAD-synthesis approach to technology development and transistor optimization using a combined numerical simulation, compact modeling, and experimental correlation.  Click here to read the introductory articles.  I also worked on a novel hetero-material gate field-effect transistor (HMGFET), which demonstrates great potential for breaking the barrier of deep-submicron MOSFET scaling beyond 0.1-µm technologies.

In the field of mixed-signal CAD, we have developed a dynamic-delay model in a single-engine multi-level circuit simulator (XSIM) that offers gate-level speed with near circuit-level accuracy.  We also developed and implemented a Bi-MOS model for deep-submicron devices, as well as HFET, MESFET, HBT device models in the mixed-mode circuit simulator XSIM.

In the field of Monte Carlo, I have developed an ensemble Monte Carlo code (EMCUR), and investigated various physical phenomena related to photocarrier transport, intrinsic device physics of HBT's, as well as mobility formulations for compound semiconductors.

In the field of ultrafast phenomena, I have established the theory on the mechanism of subpicosecond electrical pulse generation by nonuniform illumination of MSM transmission-line gaps based on Monte Carlo and numerical techniques.

Teaching Experience

I am the subject coordinator and lecturer for the 4th-year core subject, E411: Engineering Design IV -- Integrated Circuits: Process, Device & Circuit Design since 1997.  This is a 39-hour design subject for the Microelectronics option students using the state-of-the-art TCAD software tools (such as TSUPREM-4, MEDICI, TMA WorkBench, TMA Visual, etc.) from Technological Modeling Associates, Inc. (then, Avant! and now, Synopsys).  I am also teaching the postgraduate course, E6605:Sub-Micron Semiconductor Process and Device Simulation.

I have supervised 2 post-doctoral fellows, 3 Ph.D., 6 master-degree students, and 28 B.Eng. students (Final Year Projects) at NTU.  I also taught a number of 2nd-/3rd-year design, 2nd-year project/lab as well as tutorials.  Click here for details.


Professional Activities and Honors

I was a Student Member of IEEE from 1988 to 1990.  I was a Member of IEEE from 1991 to 1999, and became a Senior Member of IEEE in 1999.  I am a Life Member of the Electron Devices Society.  I also become a Member of the Circuits and Systems Society in 2002.

I reviewed articles for IEEE Transactions on Electron Devices, IEEE Transactions on Computer-Aided Desig of Integrated Circuits and Systems, Solid-State Electronics, and International Journal of Electronics.

I was a member of the Technical Program Committee and sessions chair for the 7th International Symposium on IC Technology, Systems & Applications (ISIC-97), Singapore, Sept. 10-12, 1997.

I was awarded the Tan Chin Tuan Exchange Fellowship by Nanyang Technological University for a one-month attachment to the Center for Integrated Systems at Stanford University during Nov. 17 -- Dec. 14, 1997.
I was awarded the fellowship for the Overseas Attachment Program by Nanyang Technological University for a one-month attachment to LSI Logic Corp. and the Center for Integrated Systems at Stanford University during Feb. 14 -- Mar. 17, 2001.
I was Visiting Professor to Hiroshima University under the Center of Excellence (COE) program of the Research Center for Nanodevices and Systems, during Jan. 17 -- 29, 2003.

I was a member of the IEEE EDS VLSI Technology and Circuits Technical Committee in 2000-2003, and had been maintaining the website for this committee.  I am a member of the IEEE EDS Compact Modeling Technical Committee in 2001-2004 (click here to see the committee's report), and maintaining the website for this committee.  I am also a member of the IEEE EDSRegions/Chapters Committee as well as a committee member of the Reliability/CPMT/EDS Chapter, IEEE Singapore Section.  I am appointed an IEEE EDS Newsletter Editor for Regions 10 (Australia, New Zealand & South Asia) on Nov. 11, 2003.  I am elected to the IEEE EDS Administrative Committee (AdCom) for the three-year term of 2004-2006.

Family

Life won't be perfect without a happy family.  I have learned the meaning of love and life through 19 years of marriage to my wife, CHAI Hong, and with two lovely children, my 17-year-old son, Christopher Ranfeng ZHOU and 14-year-old daughter, Christina Xinxue ZHOU.  And these numbers will grow every year as life goes on ...
